PROBLEM TO BE SOLVED: To provide a method for measuring a layer thickness of a multi-layer structure.SOLUTION: A first and a second 2D images of a structure are generated. Each image is generated by measuring intensity of reflection of incident light relative to the structure from a different discrete narrow spectral band.
